Miniature 3D LED Light Engine

Abstract—An idea of miniature 3D LED light engine is realized through highly integrated system-in-package (SIP) technology. In this manuscript three LEDs are bonded directly on silicon driver integrated circuit (IC) and the size of printed circuit board (PCB) is dramatically reduced 30% to compare the discrete system.
Index Terms—Light engine, integrated circuit (IC), light-emitting diodes (LEDs), system-in-package (SIP).
